Apparatus For Shaping Thin Films In The Near-Edge Regions Of In-Process Semiconductor Substrates
An apparatus for shaping and encapsulating near edge regions of a semiconductor wafer is described. A housing of the apparatus has a slot for receiving an edge of a wafer affixed on a rotatable chuck. At least one plasma source connected to the housing generates a flow of reactive gas towards the edge of the wafer. A channel in the housing directs a flow of diluent/quenching gas onto the wafer in close proximity to an exhaust channel for exhausting of the diluent/quenching gas and the reactive gas away from the wafer. The apparatus may also provide a plurality of plasma sources, for example, plasma sources for selectively etching of a polymer on the wafer, etching of silcon dioxide on the wafer and depositing an encapsulating silicon dioxide layer on the wafer.

A swash plate assembly includes a rotationally stationary swash plate and rotational swash plate which rotates relative to the rotationally stationary swash plate through a bearing system. Each servo control rod is attached to the swash plate assembly to communicate control inputs thereto through a respective servo lug. Each servo lug defines a servo pivot point off an in-line plane inboard of the bearing system. As the servo lugs extend below the rotationally stationary swash plate, a relatively uncomplicated attachment arrangement is facilitated which provides for redundant locking features at a highly inspectable location which simplifies maintenance and increased safety. By locating the servo pivot point just inboard of the bearing system, an exceeding compact load path is defined thereby. The load path is defined from the servo control, to the servo lug, through the rotationally stationary swash plate, bearing system, the rotational swash plate, the rotor pitch control point and into the pitch control rod.

A cartridge shipping aid is provided to retain staples within staple pockets of a staple cartridge during shipment. A method of optically detecting a change in intensity of an emission peak in a plasma process, such as a plasma etching process, by reflecting an emission spectrum of radiation from the plasma reaction off of a pair of rugate filters. The reflected emission spectrum has increased in-band reflections and decreased out-of-band reflections which provides reduced noise and an easier-to-detect emission peak. The method can be used for end-point detection in a plasma etching process such as etching of SiO. sub. 2.
